Taiwan Semiconductor Launches PerFET™ 80V and 100V Power MOSFETs

Taiwan Semiconductor has introduced a new series of 80V and 100V PerFET™ Power MOSFETs, designed to meet the demands of high-efficiency, high-frequency switching in compact power systems. With variants optimised for both standard (10V) and logic-level (5V) gate drive, the portfolio targets applications across telecom, server, and industrial sectors, including synchronous rectification, DC-DC conversion, and 48V automotive systems.

These next-generation devices are built around Taiwan Semi’s PerFET™ platform, with key figures of merit tuned for fast-switching, low-loss operation. Forward-looking use cases include BLDC motor drivers, e-fuses, power adapters, and SMPS architectures where board space and thermal margin are limited.

Compact Form Factor with Improved Reliability

Each device is housed in a PDFN56U or PDFN56U Dual package, offering a low-profile footprint optimised for dense power stages. Notably, the inclusion of wettable flanks improves solder joint inspection during automated optical inspection (AOI), helping maintain quality standards in high-volume production.

All devices are rated for operation at up to 175°C junction temperature and are qualified to AEC-Q101, supporting adoption in automotive and other high-reliability environments.

Balancing Conduction and Switching Losses

The PerFET™ series achieves strong performance across key figures of merit. RDS(on) values range from as low as 4.8mΩ to 25mΩ, depending on VDS and package selection. Combined with low total gate charge (Qg), which drops below 10nC on some models, the devices are tuned for reduced switching losses in hard-switched topologies.

Designers can choose between logic-level (1.4V to 2.2V) and standard (2.4V to 3.6V) threshold gate drive options. This flexibility supports integration with a wide range of controllers, from traditional power ICs to space-constrained digital systems with limited gate drive overhead.

Targeted Applications

The new PerFET™ MOSFETs are suitable for a range of power management roles, including:

  • Synchronous rectification in telecom and server PSUs

  • DC/DC converters for brick modules and intermediate bus supplies

  • 48V automotive nodes, including motor drives and safety relays

  • BLDC motor control in power tools and industrial automation

  • E-fuse and protection switching in distributed power architectures

  • Solar inverter and battery interface circuits in edge energy systems

By combining fast switching, robust thermal handling, and package-level inspection features, Taiwan Semiconductor’s PerFET™ series offers a path to both performance and production consistency.
